15N120BD1/15N120CD1 is an N-channel optically isolated bipolar transistor produced by IXYS company. Its maximum voltage resistance is 1200V, and it can be used for AC motor speed control, DC servo and robot drives, DC choppers, uninterruptible power supplies (UPS), switch-mode and resonant-mode power supplies.
This document provides preliminary technical data for the IXGH/IXGT 15N120BD1 and IXGH/IXGT 15N120CD1 series. These devices combine a high-speed IGBT and an anti-parallel Fast Recovery Epitaxial Diode (FRED) in a single package, designed for MOS gate turn-on operation.
