This document describes a N-channel MOSFET with bi-lateral zener gate protection, which can operate in the voltage range of 100V to 500V with a maximum current of 35A. The product is housed in an isolated hermetic metal package and features fast switching, low drive current, low RDS(on), and ease of paralleling. It is ideally suited for military applications where small size, high performance, and high reliability are required, as well as for switching power supplies, motor controls, inverters, choppers, audio amplifiers, and high energy pulse circuits.
