ML9XX31 series is Mitsubishi's DFB (Distributed Feedback) laser diode with monolithically integrated EA modulator, suitable light source for 10Gbps or 2.5Gbps application (Single channel / DWDM). Available wavelengths are from 1530nm to 1565nm with 0.8nm spacing. ML9SM31 is supplied with the chip-on-carrier type package.
The ML9XX31 series are distributed‑feedback (DFB) laser diodes with a monolithically integrated electro‑absorption (EA) modulator. They are offered for 10 Gbps (ML9SM31‑01) and 2.5 Gbps (ML9SM31‑02) long‑haul transmission systems, covering wavelengths from 1530 nm to 1565 nm with 0.8 nm spacing.
The datasheet lists electrical and optical characteristics such as forward current, reverse voltages, threshold current, operating voltage, beam divergence, and side‑mode suppression ratio. Absolute maximum ratings, operating temperature ranges, and ordering information are also provided.
| Forward current (Laser diode) CW | 200 mA |
|---|---|
| Reverse voltage (Laser diode) | -2 V |
| Reverse voltage (Modulator) | -3 V |
| Case temperature range | +15 °C to +35 °C |
| Storage temperature range | -40 °C to +100 °C |
| Side mode suppression ratio (typical) | 40 dB |
The series provides wavelengths from 1530 nm to 1565 nm with 0.8 nm spacing.
The typical extinction ratio at 10 Gbps is 11 dB.
The typical side‑mode suppression ratio is 40 dB.
